The IGBT cold plate is in direct contact with the IGBT module through thermal conductive interface materials. The cold plate is internally machined or embedded with Fin channels, and the heat generated during the operation of the IGBT module is carried away by the low-temperature cooling medium flowing inside, preventing overheating and limiting its high-power application.
